The leading scientific journal “Journal of Statistical Mechanics: Theory and Experiment” (Q1 in the Web of Science) was published an article by StoLab employees entitled “Nonstationary distributions and relaxation times in a stochastic model of memristor)".
The article proposes a new stochastic model of the memristive system obtained on the basis of generalization of various approaches to the construction of theoretical models and experimental data. The experimental verification of the stochastic model was carried out on a memristive device with the Au / Ta / ZrO2 (Y) / Ta2O5 / TiN / Ti structure. The proposed model takes into account the effect of fluctuations and, at the same time, allows obtaining accurate analytical expressions for stationary and non-stationary solutions, which is a good practical tool for further analysis. The article analyzes the equilibrium and nonequilibrium stationary probabilistic distributions of the state variable of a memristive system and investigates the influence of fluctuations on resistive switching, including the relaxation time to stationary states.
It is shown that the relaxation time can be a non-monotonic function of the intensity of fluctuations with a local minimum. This opens up possibilities for using the intensity of fluctuations as an additional parameter of the memristive device controlling the switching dynamics.
